What Breaks, and Who Could Fix It
Capillary underfill is slow, sensitive to gap height, and prone to voids that are invisible until acoustic imaging finds them. Cycle time here often decides flip-chip line economics.
The material itself is the real opportunity and has its own entry. The dispense equipment is Nordson-and-peers territory.
Best and worst case
Molded underfill can eliminate the separate dispense step entirely for some package families, collapsing two operations into one.
A void under a corner bump concentrates stress exactly where thermal cycling is worst. This is a classic automotive field-failure signature.
The dispensing needles, nozzles and heated stages are precision consumables within reach of a good tool room.
Nozzle geometry is qualified per material and per package. Nothing is generic.
